What is it about?
The non-existence of compact and sufficiently-simple sub-THz and THz sources remains the major obstacle for the advancement of THz devices and systems towards real-world applications. Resonant-tunneling-diode (RTD) oscillators have a high potential to become an enabling technology for such THz applications. In the present paper entitled “Double-Resonant-Tunneling-Diode Patch-Antenna Oscillators,” we put forward a concept, analyze its physical operating principles and demonstrate state-of-the-art performance of compact and simple on-chip RTD oscillators. Compared to previous reports on similar (single-RTD patch-antenna) oscillators, we demonstrate an order of magnitude higher output power. For our oscillators, the output power is now at the state-of-the-art level of significantly more complex RTD oscillators with two or multiple antennas. Our concept has much room for further increase of the output power and for the extension of its operating frequency range beyond 1 THz.
